Mid-infrared light sources have important applications in the fields of atmospheric communication, spatial remote sensing, chemical detection, and medical diagnosis. The mid-infrared broad-spectrum light source is based on a semiconductor quantum cascade material, and the active layer of the light source is composed of 30 repeating cascade periods separated by low-doped n-type InGaAs.

It is understood that the active band structure of the active region is designed by the researchers using a two-phonon resonance structure. The one-cycle active region contains four coupled strain-compensated In0.678Ga0.322As/In0.365Al0.635As quantum wells. This structure achieves more efficient low-level carrier pumping by two optical phonon-assisted relaxations, thereby increasing particle number inversion and improving spontaneous emission efficiency. Wide-spectrum light sources using this material structure have advantages such as lower threshold current density and higher output power.

In order to obtain the low reflectance (less than 10-6) required for suppressing lasing to achieve super-radiation, the mid-infrared broad-spectrum light source device is generally large in size, so it is difficult to prepare an integrated device array structure.

In order to solve this problem, the researchers designed a wide-spectrum light source device waveguide structure, which is a double-channel ridge-type segmented waveguide device structure, which consists of a straight strip end, an inclined strip-shaped area, and a J-shaped waveguide. This waveguide structure satisfies the low reflectance requirement by utilizing a relatively small device size by abrupt changes in the two reflectances. Based on this structure, the researchers prepared a series of broad-spectrum light source arrays with a continuous output power of 2.4 mW at room temperature, a spectral width of 199 cm-1, and a far-field divergence angle of 20°.
